ABSTRACT
Leakage current becomes a great concern in deep submicron SiO2 based CMOS technology consisting several major components. In this chapter every component has been described. The challenges and limitations of SiO2 based MOS devices have been briefly explained. The prospects of high-k dielectric materials and their properties have been discussed.
