ABSTRACT
Group III nitride materials are typically in the form of epitaxial films, mostly heteroepitaxial ones, which may contain various types of lattice defects. Material physical properties are closely related to the defects, polarity, strain, and so on. This chapter deals with the dislocations, point defects, and the relevant physical properties of Group III nitrides.
