ABSTRACT
Solder joints provide electrical continuity and mechanical stability for interconnects in electronic packages. Intermetallic compounds (IMCs) directly influence solder joint properties. An understanding of themechanisms of the formation of intermetallic compounds in solder joints is critical to understanding the behavior of interconnections.
