Design Practices of Floating Body Random Access Memory

Two different memory designs which make full use of the floating body cell (FBC) characteristics are presented in detail and assessed quantitatively in speed and macro size; one is a high-speed oriented embedded memory design using the twin cell scheme and the other is a high-density oriented stand-alone or embedded memory design using the single cell scheme. Autonomous refresh of FBC which drastically increases the refresh efficiency is discussed as one of the most important technologies for FBC to be used in a stand-alone memory and in a low-power embedded memory macro.
