ABSTRACT

Fluorocarbon polymer deposition on pre-treated and untreated Si surfaces in CHF3 plasma with various process conditions has been investigated. All deposited thin FC films have shown a low surface free energy (sessile water contact angle >105°) and refractive indexes between 1.40 and 1.42. The FC films deposited without pre­ treatment of the substrate have shown poor adhesion. The adhesion test results indicate that the plasma pre-treatment is very important and necessary for good adhesion of the fluorocarbon coatings to the silicon surfaces.
