ABSTRACT
Figure 8 shows the results of a lifetime test under 30 mW continuous wave operation at 60 °C. These lasers exhibited extremely stable operations for more than 500 h without significant increase in operating current, and the lifetime of these two lasers is expected to exceed 100,000 hours. Considering the relationship between the dislocation density and lifetime as shown in Fig. 6, it is estimated these devices have less than 10 dislocations in the region of the laser stripes.
