ABSTRACT

The composition dependence of the band gap and the spin-orbit splitting energy are shown in Fig 2. The energy gap shows a strongly nonlinear, convex dependence on the composition that deviates significantly from the linear extrapolation predicted by the virtual crystal approximation (VCA). On the other hand, the spin orbit splitting A0 is a concave function of the composition. It increases rapidly for small x and tends to saturate at a composition of about x=0.5 [17]. For x>0.8 the spin orbit splitting energy appears to follow a linear dependence on the composition. The different behaviors of the spin orbit splitting energy and the PR line broadening on the Se-and Te-rich side of the alloy system indicate different origins of the band gap bowing in Se-and Te-rich ZnSei_xTex alloys.
