ABSTRACT

In this paper, we propose an analytical method for evaluating a homogeneous broadening and inhomogeneous broadening of the resonant energy level separately by analysing measured current-voltage (TV) characteristics in double barrier resonant tunneling diodes (DBRTD). We define a homogeneous broadening, as a level broadening whose energy distribution is characterized as a Lorentzian, and inhomogeneous broadening as Gaussian, and we define a transmission probability of the DBRTD as a convolution of those two functions. By applying the method, the full width at half maximum (FWHM) of these two functions can be evaluated separately. The method will be useful to the detail understanding of broadening mechanisms in DBRTDs.
