ABSTRACT
From simple thin-film measurements to complex metamaterial characterization, the complementary tools of ellipsometry and scatterometry allow for quick and noninvasive analysis of a wide range of samples. After a brief treatment of the fundamentals, applications demonstrating standard use of ellipsometry and scatterometry in industry and research follow. More advanced applications are presented to show the power and variety of problems that can be tackled with these methods.
