ABSTRACT
Plasma processes (i.e., sputtering, deposition, etching, surface treatment, etc.) require information about the surface reactions of active species and their probability, as well as information on gas-phase collision/reaction processes and their cross sections. Physical or chemical quantities describing the plasma surface interaction are given by an effective surface reaction probability consisting of the sticking coefficient and the yield for etching or deposition.
