ABSTRACT
Integrated circuit electrical performance and yields (i.e., quality) are the result of introducing only the desired impurities into the wafer and the ability to precisely reproduce the mask dimensions on the wafer surface.* Unfortunately, ICs are sensitive to unwanted contamination, even from amounts as small as several parts per million. Pattern dimensions, too, are altered by dirt as small as a few microns in diameter.
