ABSTRACT
The objective of this study is to investigate the effects of the growth temperature and the annealing time of the nucleation layer on the initial stages of the GaN epilayer grown by Metal Organic Chemical Vapour Deposition (MOCVD) in view to identify the conditions that may lead to bulk epilayers with the best crystalline quality.
