ABSTRACT
It is shown that threading dislocations with a+c Burgers vectors in AlGaN/(0001)GaN films can migrate to form misfit dislocations in the AlGaN/GaN interface. A mechanism for this process is proposed, in which the driving force is predominantly due to climb.
