ABSTRACT
With each new technology generation, lithography has become an even more important key technology driver for the semiconductor industry because of smaller feature sizes, tighter overlay requirements, and increasing lithography tool costs relative to the total tool costs for an integrated circuit manufacturing facility. This entry details the technology, optical components and imaging systems, and system design associated with extreme ultraviolet lithography. It also provides imaging examples.
