ABSTRACT
By the addition of onium salts, the emeraldine base polyaniline has been made radiation sensitive and shown to exhibit the qualities of a high resolution single layer resist for integrated circuit lithography. Thin conducting films of polyaniline are also shown to be effective electron beam discharge layers when incorporated into a multilayer electron beam resist system.
