ABSTRACT

The I — V characteristics, the photocurrent spectra ( PC) and PC phases of InAs/Ga 0.75 In 0.25 Sb superlattices ( SLs) with infrared detector structure are investigated. The band structure alignment, the peaks and phases of photocurrent spectra and the corresponding transport processes of photoexcited electrons are discussed. In addition, the optimum models for detector output with signal voltage or current are also discussed.
