ABSTRACT
Approaches to improving the maximum frequency of oscillation of AlGaAs/GaAs HBTs are reviewed. Experimental details are given for an approach based on ion implantation into the sub-collector, and approaches based on multiple epitaxial regrowth. Values of fmax in excess of 200GHz are reported.
