ABSTRACT

The effects of the photogenerated carriers on the oscillation characteristics of the resonant tunneling diode oscillator (RTDO) with a double barrier resonant tunneling structure have been investigated. When the RTDO is illuminated with a laser, the resonant tunneling peak in the dc current-voltage characteristics shifts toward lower voltages. The oscillation frequency decreases linearly as the power of incident light increases at a constant bias voltage.
