ABSTRACT

We have fabricated double-coupled quantum-wires, consisting of two GaAs quantum-wires as small as 5nm thick and 30nm in width (~15nm in effective width) separated by a 1 - 3nm thick AlGaAs barrier, using flow rate modulation epitaxy (FME) on V-grooved substrate, and observed its optical characteristics. The room temperature photoluminescence of double-coupled quantum-wires shows the clear energy separation between the fundamental coupled-state and the higher-order coupled-state. Also the separation energy increases as the thickness of barrier decreases from 3nm to 1nm, which result from the coupling effect between the two quantum-wires.
