ABSTRACT

A study of red AlGaInP vertical cavity surface emitting lasers (VCSELs) with Aloxide current apertures and Al-Oxide/AlGaInP/AlGaAs distributed Bragg reflectors is reported. Continuous wave (CW) operation at room temperature is obtained for emission wavelengths from 630 to 650 nm. Prototype devices with about 10 μm per side, square apertures have CW threshold currents ranging from 4 mA to 1.5 mA, and peak output powers ranging from 0.1 to 2 mW.
