ABSTRACT
High temperature operation of compressively strained GaInP/AlGaInP multiquantum-well(MQW) laser diodes with an emission wavelength of 650nm is reported. The threshold current is 40mA at 25°C and a light output power of 7mW is achieved up to 60°C. The characteristic temperatures (To) values for this laser are found to be 110K over a temperature range of 25-40°C, and 76K over the temperature range 45-60°C. Preliminary reliability test results of 400 hours are also presented.
