ABSTRACT

The influence of IR irradiation on resonant tunneling of slow electrons from the contact area through Wannier-Stark quasilevel is modelled numerically for a short-period SL. It is shown that at photon energy close to the spacing of the Stark ladder levels and some optimal amplitude of the alternating field there appear almost rectangular windows of full transparency in the dependencies of transmission coefficient vs. energy, irradiation frequency and voltage. The tunneling electron is delocalized over all SL wells except the outermost ones in that case and the generation of higher harmonics of the external irradiation is possible.
