ABSTRACT

By means of concentration wave method, a dynamic model of epitaxial growth is presented to determine the ordered structures for bulk ternary III-V alloys. The most stable ordered structures of ternary semiconductors are deduced and compared with the experimental observations. The electronic structures of the ordered phase have been shown. For the long-period superlattice (quantum well), the effect of symmetry and applied electric field on electron-phonon coupling is discussed for understanding elemental properties.
