ABSTRACT

This paper describes the process innovations that have enabled GaAs digital ICs to achieve one million transistor circuits. While initial applications as ultra high speed digital processors have not been commercialized, the basic technology is now being widely used in telecommunications and data communications applications. Performance projections of GaAs are discussed and compared with CMOS, BiCMOS, GaAs Bipolar and Silicon ECL. The implications of these performance and cost projections are discussed.
