ABSTRACT

A novel technique of photocurrent spectroscopy has been studied in InGaAs/InAlAs multi-quantum wells lattice-matched to InP. Photocurrents in p-i-n junctions had little peaks in the spectra, if the well width was as wide as 20 nm. By subtracting the two spectra under different electric fields, we could observe 6 tiny peaks which could be magnified by a factor of 104. The eigen-energies were shown to change with the square of electron quantum number. Electron effective mass within a well as a function of energy from zero to about 0.47 eV in conduction subbands was evaluated. Nonparabolic tendency was observed.
