ABSTRACT

The investigation of photoconductivity spectra of p-CuInSe2 thin films obtained in vacuum by pulsed laser evaporation of as-grown single crystals has been carried out using a phase-sensitive method. It was shown that the films in contrast to single crystals, are characterized by monopolar photoconductivity in the extrinsic and intrinsic regions of optical absorption and a linear recombination mechanism of non-equilibrium charge carriers at illumination levels 0–100 mW/cm2 in the temperature interval 80–300 K.
