ABSTRACT

The phase diagram of CuGaTe2-In pseudobinary system has been investigated. There exists a miscibility gap in the system, but the saturated In solutions at temperatures over 680°C were confirmed to be single-phase liquids, from which chalcopyrite CuGaxIn1-xTe2 crystals can be grown. On the basis of the phase diagram, THM growth of CuGaTe2 was performed at 700°C. The obtained single crystals were CuGaxIn1-xTe2 solid solutions with x=0.90–0.92, and were p-type with resistivities of 0.03–0.07 Ω cm.
