ABSTRACT

Structural and optical properties of MgxCd l-x Se(0.0≤x≤0.46) mixed single crystals grown by the chemical transport reaction technique were investigated from the measurements of X-ray diffraction, optical absorption and photoluminescence. Mg x Cd l-x Se has a wurtzite structure over the investigated composition range. Both the lattice constants and the band gap showed the composition dependence varying linearly with x. The composition, excitation and temperature dependence of photoluminescence were also studied. The photoluminescence spectra at 11 K of Mg x Cd l-x Se single crystals showed a very intense emission band due to donor-acceptor pair recombination with LO-phonon replica and a broad emission band related to the sensitive recombination centers above the valence band. For x=0.46, the emission band due to donor-acceptor pair recombination is observed at 466 nm(2.661 eV) in the blue-region.
