ABSTRACT

We report on the possibility of improvement of output pulse waveform by dual modulation of three-terminal MQW FP laser. This is modified ridge laser having two side contacts for application of additional voltage signals controlling pumping current spread and, therefore, lateral part of optical confinement factor. The simulation of large signal modulation response of this laser was performed on the basis of newly developed dynamic model of laterally nonuniform ridge laser. In simulation it is shown that dual modulation with waveform correction may lead to strong suppression of relaxation oscillations and much better eye opening at 20 Gb/s transmission rate.
