ABSTRACT
InAs1−x Sb x layers with good surface morphology have been grown by MBE on GaSb substrates in the whole range of compositions. It is shown that heterostructures on n-GaSb substrates behave as quasi Schottky diodes whereas structures on p-GaSb display good ohmic behavior. The band offsets for different compositions are calculated from C-V measurements.
