ABSTRACT
We have studied the mechanism of RHEED oscillation during MEE growth of (100)-GaAs. Contrary to the case of MBE, the mechanism can be understood by the alternating changes in surface composition due to the beam-switching. This analysis revealed that excess As adatoms can exist on the GaAs surface up to 530 °C.
