ABSTRACT
For the use of flip chip bonding processes an Au/Sn solder bump has been developed including a barrier layer to seperate the molten solder from the substrate. Three metallization schemes for the barrier layer have been investigated: a WSiN inert barrier, a Ti/Au system and a TiPt combination. A 300 nm Pt barrier layer is a good compromise between reduced process complexity and still acceptable barrier behaviour.
