The current understanding of phase separation and atomic ordering in mixed III-V layers

The atomic species in mixed III-V layers that differ in their tetrahedral radii are not randomly distributed on their respective sub-lattices. Two types of deviations from randomness are observed: phase separation and atomic ordering. The current understanding of the evolution of these microstructural features is briefly reviewed, and their influence on the carrier mobility is discussed.
