ABSTRACT
Scanning Capacitance Microscopy (SCM) and nano-Spreading Resistance Profiling (nanoSRP) are two contact mode Atomic Force Microscopy (AFM) techniques which allow to measure two-dimensional dopant concentration profiles of semiconductor devices. The basic principle of both techniques are repeated. An intercomparison is presented using comparable examples.
