ABSTRACT
An InP/InGaAs/InGaAlAs structure was studied by photochemical etching. An etchant with modified composition was used to reveal the interfaces between layers, defects and the stress in the layers. In slightly mismatched structures, extension of misfit dislocations (MDs) towards upper layers and strain in the layers were observed.
