ABSTRACT
In this paper, we demonstrate the feasibility of the first transferred-substrate HEMT (TS-HEMT) technology process on 2 inch silicon wafer. The basic integration procedure includes wafer scale InP transfer onto silicon via Si0 2 -SiC>2 bonding [5] and conventional HEMT technologies. DC and microwave performance of this new device are reported.
