ABSTRACT
We have proposed and demonstrated the use of iron doped structures to control efficiently and easily the SA recovery time constant from nanosecond range for undoped samples down to picosecond range for high Fe doping levels [7]. Iron doping creates, in InP as well as in InGaAs, localized deep level which acts as carrier traps and fast recombination centers.
