ABSTRACT

Electroluminescence spectrum (EL) of a hybrid p-AlGaAsSb/i-InAs/n-CdMgSe laser heterostructure with a 1.3 monolayer InSb sheet inserted in the InAs waveguide region has been studied at various pumping currents (5-4000 mA) and temperatures (77-300 K). The intense EL band at a wavelength ~ 4.5 μm is attributed to the emission from an array of InSb-enriched quantum dots (QDs) selfassembled within the InSb sheet. The blue shift of the EL band with the injection current increase is explained in terms of the QD-related state filling effect.
