ABSTRACT
While conventional devices with ohmic source/drain contacts are
approaching their performance limitations in deeply scaled CMOS
technology, the Schottky source/drain architecture has recently
emerged as a promising alternative solution. This chapter offers
an overview of recent developments in low-temperature dopant-
segregated Schottky barrier MOSFETs covering considerations on
both material engineering and device performance.
