ABSTRACT

According to theory of metal semiconductor contact, ZnO forms Schottky contact with Ni and ohmic contact with Al. When we give forward voltage in drain and make source grounding, the electron of source cathode come to ZnO. It has two Schottky contacts, one is in positive bias state, and the other come reverse bias, when we give forward voltage in drain. When electronic comes to Ni from ZnO, this Schottky contact is positive skew, so electronic pass to ZnO. But when it comes to ZnO from Ni, that Schottky contact is reverse bias. Because ZnO is thin and voltage of the gate is high, electronic  tunneling ZnO to drain. From the result, when we give voltage to drain, the current between drain and source will be controlled by the voltage of the gate.
