ABSTRACT

The Avalanche Transit Time (ATT) phase delays of the 94 GHz diodes can be calculated from the corresponding R(x)-profiles for the following two cases from which the shift of ATT phase delay due to tunneling current can be computed: (i) without considering the tunneling current; which gives ATT phase delay in pure avalanche mode and (ii) considering the tunneling current; which gives ATT phase delay in mixed mode.
