ABSTRACT
The trend in IC manufacturing has been toward improved quality due to a better understanding and control of process parameters and device properties, a lower incidence of localized material defects, and a greater attention to detail based on data gathered to drive continuous improvement. The objective of IC suppliers is to design in reliability, although some screening is necessary to uncover certain manufacturing faults to continuously improve the manufacturing process.
