Ion Beam Techniques: Time-of-Flight Secondary Ion Mass Spectrometry (ToF-SIMS)

Given its strong positions in the areas of location and identi cation, the inferior performance of ToF-SIMS with respect to quanti cation is unfortunate but can often be overcome by the use of, for example, internal and external standards. Additionally, the last few years have shown that semiquantitative information can be obtained without much effort for use in failure analysis.
