ABSTRACT

The RF measurements were performed in a frequency range of 0.1-110 GHz using an Anritsu ME7808A broadband vector network analyzer. A high S21 gain of 6.1 dB at a millimeter-wave frequency of 110 GHz. Shown in Figure 1 are two kinds of RF gains, I121 and maximum available gain (MAG), versus the frequency, and a cut-off frequency (ft) of 172 GHz and a maximum frequency of oscillation (fmax) of 271 GHz are obtained, respectively, from the extrapolation of the RF gains for a device biased at a peak transconductance.
