ABSTRACT

It is well known that conventional SiGe alloy crystal materials have good thermoelectric performance in a higher-temperature region. še thermoelectric power of typical SiGe alloy crystals is around 200 μV/K.1 However, there are a few papers which report 2-100 times higher thermoelectric power than conventional SiGe alloy crystal materials.2-7

Most of these non-ordinary SiGe system has lower reproducibility and shorter life-time compared with conventional SiGe alloy crystals. šerefore, there is a high possibility that these non-ordinary SiGe system are in a metastable and/or nonequilibrium phase.
